NEC Corp’s new 4M-bit static RAMs have an access time of 20nS and sampling starts in December: initial production is scheduled to be around 10,000 units per month from June next year; the new chips, the uPD434001LE, uPD434004LE and the uPD434008LE, the difference being in the organisation – 4M by one bit, 1M by four bits, 512K by 8 bits – integrate approximately 29m elements on an 8.7mm by 18.38mm die size, using 0.5 micron technology, four-layer poly-silicon wiring process technology and TFTload memory cell technology; the statics are expected to be used in cache memories in high-end workstations and personal computers, and the main memory of supercomputers and mainframes.
